B. Verdrahtungen und Verbindungen auf der Vorder- und Rückseite für 2,5D/3D-QMI- und Chiplet-Integration. Mit dieser Anlage lassen sich ultrahochdichte BEOL-ähnliche Verdrahtungen auf großflächigen, Chiplet-basierten 2,5D/3D-Wafer-Level-Systemen und quasi-monolithischen integrierten Gehäusearchitekturen realisieren. Sie ermöglicht Integrationsdichten auf dem neuesten Stand der Technik. Das i-Line-Belichtungssystem mit großem Feld bildet die Verbindung zwischen FEOL-Lithografie und Backend-Lithografie durch eine Optik mit mittlerer numerischer Apertur (NA), größtmöglicher Feldgröße und variabler Schärfentiefe. Es zielt auf Auflösungen von deutlich unter <800 nm L/S ab, um den Weg für Auflösungen bis hinunter zu 500 nm L/S mit einer Overlay-Genauigkeit von <100 nm zu ebnen. Es verfügt über die Fähigkeit zur Front- und Back-Ausrichtung zur Realisierung von 3D-Systemen, zur Steuerung des Belichtungsfokus sowie über eine variable Schärfentiefe für die Anwendung von dickem Resist im Bereich der Redistribution-Verdrahtung und µ-Interconnects.
