Vor dem Prozess werden die Wafer in Front Opening Unified Pods (FOUPs) an das Gerät geliefert, die vom Bediener manuell auf die jeweiligen Ladeöffnungen gesetzt werden. Das Gerät muss in der Lage sein, die folgende Abfolge von Schritten vollautomatisch auszuführen: • Entnahme bestimmter Wafer aus dem FOUP • Durchführung von SACVD- und/oder PE-Prozessen • Rückführung der Wafer in die Ausgangsposition in den FOUP Die Programmierung von Rezepturen muss innerhalb eines geeigneten Bereichs von Optionen und Parametern möglich sein, wie es für Forschung und Entwicklung (F&E) erforderlich ist. Das zu beschaffende System mit neuen SACVD- und PECVD-Modulen der neuesten Generation für dielektrische Prozesse ermöglicht die Abscheidung von Oxidschichten in TSVs mit hohem Aspektverhältnis (Liner-Füllung), Damaszener-Oxid-RDL (z. B. für das Hybridbonden) sowie dielektrische Spaltfüllschichten im Hinblick auf das Die-to-Wafer-Bonden. Dabei ermöglicht die Handhabung die Bearbeitung von verdünnten und/oder gebondeten Wafern sowie Glaswafern (2,5D/3D-Systeme) mit starker Verwindung und Wölbung.
